Abstract: 引言双频容性耦合等离子体由于其能独立控制入射到处理器件表面的离子通量和能量而被广泛的应用到微电子刻蚀工艺中,刻蚀的效果主要取决于离子能量和角分布情况,所以研究离子能量和角分布对刻蚀工艺至关重要。
